In this work, the oxygen vacancies in SrTiO3 and Al-coated SrTiO3 were studied using Density Functional Theory (DFT) to see their influence on the experimentally observed two-dimensional electron gas at the surface of these systems. We show that in both cases the bands obtained were similar to those found experimentally using Angle-Resolved Photoemission Spectroscopy (ARPES) and that, in the case of SrTiO3, the surface atoms are not responsable for the first conduction band, instead this takes place in the inner layers. When studying the formation energy of these defects we show that there exists a lower energy site at the Surface layer (which corresponds to a TiO2 layer) and that the second layer (SrO) proves to be the least favorable site. Using Nudged Elastic Band (NEB) we also found that we can divide our system into two zones, which were called 'superficial layers' (made up of the first two layers) and 'subsurface layers' and, if a defect is found in one of these zones initially, the energy barrier needed to move to the other ensures that this does not happen (at least at low temperatures). We also propose that this division favors the formation and stability of this two-dimensional state since it helps confine the vacancies near the surface. For the systems coated in Al, we found that vacancies in the TiO2 layer closest to the surface show a lower formation energy than those in the Al layer, meaning that these defects need an extra energy input to be filled with oxygen atoms, and that in this case the conduction occurs in the topmost layer of TiO2 (instead of those further from the surface like before).
